Aluminum (Al) has an electronegativity of 1.61, Gallium (Ga) has an electronegativity of 1.81, and Boron (B) has an electronegativity of 2.04.

The larger the electronegativity difference between the elements in a compound, the more ionic character it has.

Since the electronegativity difference between Al and Cl is smaller than that of Ga and Cl, AlCl3 has more ionic character than GaCl3. Similarly, the electronegativity difference between B and Cl is smaller than that of Al and Cl, so BCl3 has the least ionic character among the three compounds.
